Just after some feedback from some 7980XE owners here, so my XE is delidded using a custom IHS from rocket cool, my temps seem pretty high even for 1.2v @ 4.5Ghz, The LM has been done twice and no change in temps so it could be a IHS issue or it could just be this CPU.

I mean you have 5x120mm of radiator cooling several hundred watts (CPU at 4.5 GHz 1.2V, 250W GPU stock, VRMs).

That said, your CPU temps are well within limits. I don't see an issue here..... though I am surprised to see a 21C difference between cores AFTER delidding. What did you use to load up the processor for your screenshot? Needz moar infozzz.

Thats pretty normal my dude. You are burning alot of watts. Stock using 360mm rad I was doing like 90ºC under full load in 15min increments.

Yeah maybe the CPU die isn't flat giving those cores a better contact with the IHS, this was just 6 runs of cinebench not even long load times water temp never went over 35C, also L/H not sure how 145 L/H stacks up but flow rate doesn't seem to impact temps much, but VRMs do get up to 70C and CPU package gets up 92c.

Thanks for the feedback guys.

Flow rate around 1-1.5GPM is optimal. It doesnt make a huge difference though in many cases.

Run something for at least 30 minutes stressing both the CPU and GPU and see where temp go. It will take that loop at least that long to normalize.

This too if your not reaching thermal soak then the numbers aren’t accurate

Maybe when they make 7nm version it will have lower temps in 3-4 years ;)

I'll run realbench for 30 minutes once I get home and report back thanks guys.

I think there might be a issue with the IHS or monoblock below temps are from 5 min of real bench, the IHS is a nickle plated copper IHS, I have a copper one to but LM doesn't mix well with copper.

So redid my delid one more time this time around reused a copper IHS i had and sanded it down so it was clean, temps are a lot better now.

same clock and voltages

Not really wow it very common on these CPUs, some 9980XE can have up to 40c between cores some just run hotter, If I can be assed ill move from using the monoblock and go back to a normal CPU block due to this mono being pretty crappy.

I haven't experienced anywhere close to 24C (~15C, yep!) difference between cores when stress testing. ;)

I only had one 9980XE, but my 7860X is the same.

An underlying point is that the difference should not have grown when you delidded. Typically that brings them closer together... which tells me the internal paste app may not be as good as the original. ;)

Could it possibly be because of uneven load on the cores? Or because there are cores surrounded by other cores? I mean, these processors are monsters. 18 cores is an awful lot. I wouldn't expect it to be as simple as the quad cores we've been rolling with for a decade.

It isn't that simple, you are correct. There is a larger spread between the cores temp wise, I just never saw (at least out of my two non-delidded CPUs) values over 20C between the cores. Even online most I ran across were under 20C.

Some cores may be throttling? No idea. I know mine are all full speed ahead in that SS. :)

I don't think this is a problem per say, but just mentioning my surprise at the difference. ;)

You just got lucky, this is my 3rd 79xx chip and they all range in temps, CPU was already delidded in both tests just because the range might be a tad higher but the temps are lower, meaning the 1st paste app wasn't as good.

It could also be due to the monoblock having a round mount and not square, but doing a quick search there are more than just mine with these ranges.

Here Gamers Nexus input on this to.

I'd call that a bad chip (GNs)... 30C difference...lol.

The first shot of coretemp doesnt feel relevant or a balanced load at all. How can a stress test make a core reach 33C (like 10c above ambient) and one 71C? Not a good example, especially with zero context or links. Who know what the hell kind of load that was...notice the minimums are 5c off?

Anyway, enjoy your CPU.:)

Thats at stock thats why mate I never said it was overclocked my CPU doesn't go over 60c when running no overclock, I think it more you got lucky than these people have bad chips heres a 7900x 4.8Ghz.

There are always differences in high OC for I9-7980XE & i9-7960x

Here you have some of my best Workstations with i9-7980XE with AIO A80 Cooling.
I have over 40 more of i9-7960x.

My rule of a thumb is: at good cooling the cores should not exceed 20 *C difference between them at 4.6GHz If they do - I'm delidding again and giving more LM under IHS.

I just delidded my 7980XE. I feel like my CPU may be rather good, but maybe its just average..

So for cooling I run a Fractal celsius S24 AIO 240MM. This AIO is expandable, so that’s what I did. I added a XSPC Reservoir, and an additional 120MM radiator.

Before I delidded my 7980XE, I ran 4.5Ghz at 1.172V my cache/mesh at x30 with 0-AVX offset. My maximum package temperature was 93C after running real bench 2.56. My core temperature differences were always within 10C of one another.

I just delidded my 7980XE today. I used LM thermal grizzly conductonaut, and I even re-sealed the stock intel IHS back in with black silicon adhesive. I applied A fresh coat of Thermalright TFX thermal paste between the CPU and the AIO Coldplate.

I fired up my PC and instantly noticed 9C lower package idle temps. I ran Real bench at the same 4.5Ghz at 1.172V no AVX offsets and my max package temp was 77C. So, then I kept going and saw very minimal temperature increase with much higher overclocks. I am running 4.8Ghz all cores right now at just 1.270V core! My max package temp in realbench is only 84C. My cores are with 1-9C apart from each other.

My CPU is much more stable since this delid! I am shocked I am running 4.8Ghz in 18/36 beast processor.

Since the delid, I have essentially overclocked my CPU am additional 300Mhz, added voltage, increased power even further, and I have still lowered temps by 10C!

If you use to much LM, your temps will not be good. You shouldn’t puddle it on the die, or IHS at all! It should be a thin layer on the IHS, and the die. And it takes some time to work it in to the surfaces of both. I spend about 15 minutes just rubbing the LM in to my IHS, and about 5 minutes rubbing it on to the die of my CPU.

So happy I delidded this beast!!! I took my sweet time doing this delid. I cannot afford to damage my CPU, or repeat this process. I even glued the IHS back on with black permatex silicon being confident in my application and patience!
Here are a few pictures of my results.

Hi,
63 and 86c core temps shows terrible contact 23c core spread where it should be closer to 10c so either the LM or cpu water block or both are not very good.

That was established well over a year ago and multiple times for the OP. The thread was necro'd by someone else. ;)

Nether it was due to the surface of the die mate, I ended up sanding it down as you can see my temps here under 4.5Ghz 1.2v load.

LM doesn't last forever to keep good temps you need to redo it as it will die out on your die when it starts to pit it, normally the 2nd time around will last longer because of the infused LM on the die, I ran my OC for a good 12hour stress test even know my CPU can do 4.8Ghz 1.26V its not stable for my work load.

Nether it was due to the surface of the die mate, I ended up sanding it down as you can see my temps here under 4.5Ghz 1.2v load.

Oh, LM last me a very long time, and it can and will last years. I soak and bake my LM in to the IHS and die. Multiple Coats, no re-applications here. Looks like you finally have your core to core temps fixed.

I have delidded a lot of CPU’s, soaking the LM is key, then reapply and soak again, bake it, soak it, rub it lol. It works out for the long run. My temps look like yours currently. But no sanding, no lapping, and no removing my IHS again.
